Investigation of microdisk and microring lasers based on InGaAs/GaAs QWDs by the interferometry method
P. 012093-1-012093-4.
The scanning interferometer method is used to measure the line width of microdisk
and microring lasers with a diameter of the resonator ranging from 15 to 50 μm and active area
based on InGaAs/GaAs quantum well-dots. Above the threshold, the spectral width of the line
did not exceed 3 pm for all samples under study.

Electronic states in a novel type of quantum-size heterostructures referred to as InGaAs quantum welldots
(QWDs) were experimentally studied using absorption in stripe waveguides of different lengths
based on a single, double, five, and ten QWD layers. The value of the modal absorption was measured
to be 70 cm−1 and 90 cm−1 for ground-state transition and high-energy one, ...

We review epitaxial formation, basic properties, and device applications of a novel type of nanostructures of mixed (0D/2D) dimensionality that we refer to as quantum well-dots (QWDs). QWDs are formed by metalorganic vapor phase epitaxial deposition of 4–16 monolayers of InxGa1−xAs of moderate indium composition (0.3 < x < 0.5) on GaAs substrates and represent dense arrays ...

In this work, we study III-V p-i-n photodetectors and disk microlasers in terms of their static and small-signal modulation frequency response. InGaAs/GaAs quantum welldots (QWDs) are used as the active region of the devices to provide operation wavelength around 1.1 µm, high optical and frequency response and temperature stability of characteristics. 30 µ m-in-diameter microdisk ...

In this work, we study the characteristics of semiconductor microlasers based on the heterostructure with two coupled waveguides intended to improve heat dissipation in cw regime. We analysed total output optical loss of the microlasers, their spectral characteristics, output power, emission pattern and thermal resistance. We observed that the use of the principle of two ...

Vibrational and structural properties have an enormous influence on optoelectronic properties of hybrid halide perovskites CH3NH3PbX3 (X = I, Br, Cl), which are perspective materials for different photovoltaic applications. Here, we report results of the first high-resolution optical spectroscopy measurements of large CH3NH3PbBr3 single crystals in wide frequency (20–20 000 cm−1) and temperature (5–300 K) ...

We report on the high-resolution spectroscopic study of multiferroic ErFe3(BO3)4. The energies of all eight Kramers doublets of the ground 4I15/2 multiplet of the Er3+ ion were determined by the high-resolution 4I13/2 → 4I15/2 infrared luminescence spectra. The spectroscopically determined temperature dependence of the splitting of the ground Kramers doublet was used to calculate the ...
